FC-CSP 양산 시작…그래픽 D램으로 사업 영역 확장LG이노텍이 SK하이닉스의 최첨단 그래픽 D램(GDDR)용 패키지 기판을 공급한다.최근 양산을 시작한 상황으로,온카 슬롯내년부터 LG이노텍의 반도체 패키지 기판 사업이 메모리 분야로 본격 확대될 것으로 전망된다.
18일 지디넷코리아 취재에 따르면 LG이노텍은 최근 SK하이닉스의 GDDR7용 반도체 패키징 기판인 FC-CSP(플립칩-칩스케일패키지) 양산에 돌입했다. SK하이닉스 GDDR7(사진=SK하이닉스) 
LG이노텍이 SK하이닉스와 직접 거래선을 튼 것은 이번이 처음이다.그간 LG이노텍의 반도체 패키지 기판 사업은 CPU 등 시스템반도체 분야에 집중돼 왔다.양산 일정을 고려하면,온카 슬롯내년 상반기부터 메모리용 패키징 기판의 매출이 본격화될 것으로 기대된다.
GDDR7은 상용화된 그래픽 D램 중 가장 최신 세대에 해당한다.해당 메모리에는 고성능 반도체 패키지 기판의 일종인 FC-CSP가 쓰인다.
FC-CSP는 반도체 칩을 뒤집은(플립) 후,미세한 금속 돌기인 범프로 연결하는 패키지기판이다.칩과 기판의 크기가 비슷해 주로 저전력,소형 칩 패키지에 쓰인다.레거시(성숙) GDDR에 쓰이던 BOC(보드온칩) 대비 전기적·열적 특성이 높아 칩 성능 향상에 유리하다는 장점이 있다.
LG이노텍은 이번 SK하이닉스와의 거래로 고성능 반도체 패키지 기판 시장 외연을 확장할 수 있게 됐다.LG이노텍은 기존 카메라모듈 중심의 사업구조 탈피를 위해 지난 2022년 FC-BGA 사업 진출을 선언한 바 있다.FC-BGA는 FC-CSP와 기능이 동일하면서도,온카 슬롯대면적 및 고다층 구조로 초고성능 시스템반도체 분야에 채용되고 있다.
기판 업계 관계자는 "LG이노텍은 모바일 AP(애플리케이션 프로세서)용 FC-CSP를 양산해 왔기 때문에 메모리 시장 진출을 위한 기반은 이미 갖춰져 있던 상황"이라며 "기술적으로 매우 난이도가 높은 것은 아니지만,LG이노텍의 경우 D램 시장에 첫 발을 들인다는 점에서 의의가 있다"고 설명했다.
SK하이닉스 역시 LG이노텍과의 거래로 기판 공급망 안정화를 추진할 수 있게 됐다.SK하이닉스가 GDDR7을 양산하기 시작한 시점은 지난해 3분기로,심텍·대덕전자 등으로부터 FC-CSP를 수급해 왔다.
이와 관련 LG이노텍 관계자는 "고객사 관련 내용은 확인해줄 수 없다"고 밝혔다.
SK하이닉스 측은 "협력사와의 거래 내용과 관련해서는 확인해줄 수 없다"고 밝혔다.
